The limited space-charge accumulation diode is a more refined version of the gunn diode. It has the same basic buildup with an epitaxal layer on a base of gallium arsenide, but here the layer is much more heavely doped.
This extra doping of the epitaxial layer makes the LSA diode capable of generating microwave pulses of up to several kilo watts.
